Good day!

I have some of those and i was planning to process them as follows:
1.- HCL to remove the solder balls before crush them.
2.- remove heat spreader /crush them
3.- diluted HNO3 to remove cooper/silver.
4.- AR

that was the plan before i realized that i cant remove the head spreader mechanically or with heat and seems that have like gold traces or wires from the center to the "pin" connectors. Also some of the balls have a yellowish tone.

Does any one have processed some of those? Any advice is welcome

Jesus.
PS. Please forgive my English, is not my mother language.

You can part the copper heat sink from the rest with a cutter from the sides. The gold is to my knowledge only in the center of the base, so you can cut off the sides. Gold bondings are in the black epoxy and on gold plated traces around the black center on "the stairs", very much like in old ceramic CPU's.
